The Solder Paste Reflow Soldering Process

Key Objectives:
- Volatilize low-temperature solvents (paste vehicle/solvents that do not contribute to soldering).
- Allow components to heat up gradually, reducing the thermal gradient between small and large components—especially critical for large odd-form components like ceramic transformers on power boards or high-pin-count ICs (e.g., 208-pin ICs on LCD mainboards).
- Prevent thermal shock to components, minimizing risks of PCB warpage and internal micro-cracking.

T2: Drying/Ramping Zone ( $100-150^\circ\text{C}$ )

Process Details: Rosin in the solder paste dissolves and, combined with unevaporated solvents, brings the paste into a semi-fluid state while spreading outward.
Process Optimization: Temperature and duration must be adjusted based on specific product characteristics:
- For products with high-density fine-pitch ICs, shorten this duration to prevent bridging (icanning).
- If post-reflow inspection reveals frequent cold/false joints, extend the duration slightly.

T3: Activation Zone ( $150-180^\circ\text{C}$ )

Process Details: Flux in the solder paste wets the PCB pads and component terminations, removing surface oxides to prepare for soldering.
Process Optimization: Adjust parameters according to product and paste characteristics:
- If post-reflow BGA voiding is high, shift the temperature and time toward the upper specification limit.
- If excessive flux residue remains, extend the duration slightly. Standard assemblies without special components can use median values.

T4: Pre-Reflow / Thermal Preparation Zone ( $180-220^\circ\text{C}$ )

Process Details: Serves as the final preparation stage before reflow. The recommended heating rate is $1^\circ\text{C}$ to $3^\circ\text{C}$ per second, with a duration of roughly 10–20 seconds.
Risk Management:
- Excessive duration: Extends the active window, causing rapid flux evaporation. By the time it reaches the peak zone, the paste may dry out, lose activity, and oxidize BGA spheres—leading to cold joints, voids, and bridging.
- Excessive heating rate: Increases surface tension disparity, leading to defects such as component tombstoning.

T5: Reflow / Peak Zone (Above $220^\circ\text{C}$ )

Process Details: Solder paste rapidly melts (liquidus) and wets the pads. As temperature rises, surface tension drops, allowing solder to climb component leads to form reliable joints.
Optimization Guidelines:
- Standard Components: Peak temperature should exceed the alloy melting point ( $183^\circ\text{C}$ for Sn63/Pb37; $217^\circ\text{C}$ for SAC305) by roughly $30^\circ\text{C}$ , with a time-above-liquidus (TAL) of around 60 seconds, adjusted for PCB thickness, thermal mass, and component density.
- Large ICs (BGA, QFN, 208-pin): Optimization depends heavily on yield rates. Minor adjustments ( $1^\circ\text{C}-2^\circ\text{C}$ ) yield minimal quality improvement; adjustments of $5^\circ\text{C}$ or more are required to make a noticeable difference, alongside careful management of reflow duration.

Cooling Zone

Process Details: Typically non-adjustable and varies depending on the specific design layout of the reflow oven.
Key Takeaway: Faster cooling rates produce finer grain structures, resulting in stronger joints (higher mechanical strength). However, excessively rapid cooling increases the risk of micro-cracks in components and solder joints.

Characteristics of the Optimized Profile (RTS)

Profile Shape & Heating Dynamics: Features a slower temperature ramp-up, a shortened soak time, and a gradual entry into the soldering stage, forming a characteristic “tent” profile.
Application Scope: Well-suited for products with a high density of fine-pitch ICs and high component packing density (such as DVD decoder boards, digital cameras, and MP4 players).
Flux Management: Reduces the volatilization of flux within the solder paste, ensuring that an adequate amount of active flux remains during reflow to form reliable solder joints.
Paste Compatibility: Highly recommended for solder pastes with lower flux content.

Characteristics of the Traditional Profile (RSS)

Profile Shape & Heating Dynamics: Features fast temperature ramp-up, a prolonged soak (thermal) time, and a rapid transition into the reflow zone, forming a characteristic “saddle” (or ramp-soak-spike) profile.
Application Scope: Commonly used for PCBs with a large surface area, diverse component types, and non-synchronous heat absorption. It effectively controls temperature differences across various components to ensure they reach a uniform temperature before entering reflow.
Flux Management: Allows excess flux within the solder paste to fully volatilize, thereby minimizing post-soldering residue.
Paste Compatibility: Highly recommended for solder pastes with high residue or high activity levels.
Industry Standards: Frequently utilized with Japanese solder pastes, as their flux formulations are predominantly rosin-based.

Core Selection Difference

RSS (Traditional Saddle Profile): Features rapid heating and a prolonged soak time; ideal for large-area PCBs, component-dense assemblies, and BGA packages. It promotes thorough flux evaporation but can cause bridging and solder balls.
RTS (Optimized Tent Profile): Features slower heating and a shortened soak time, reducing flux burn-off and effectively preventing component tombstoning; highly suitable for fine-pitch IC assemblies.
Core Selection Difference: RSS excels in wetting capability and supports BGA, whereas RTS produces bright joints and prevents tombstoning while being unsuitable for BGA applications.
